Gold Bonding Wire: 半导体键合金线/金丝

用于半导体封装工艺中的芯片键合。

Wire Bond/金线键合： 指在对芯片和基板间的胶粘剂处理以使其有更好的粘结性能后,用高纯金线把芯片的接口和基板的接口键合

成分为金（纯度为99.999%），掺杂银、钯、镁、铁、铜、硅等元素。

掺杂不同的元素可以改变金线的硬度、刚性、延展度、电导率等参数。

加工工艺：

1 Refining Make the material refining to ≧ 99.999% (pure gold)

精炼 将原料纯度提高到99.999%以上。

2 Casting The equipment of continuous casting, in order to melting to different types of gold stick

铸造 将不同形态的金块进行连续浇铸。（并将掺杂金属均匀的浇铸在金棒内——NovHeaven）。

3 ICP It can analysis elements more than 50.

ICP 元素分析。

4 Drawing By drawing, produce to different types of bonding wires.

拉线 通过拉线（成组钻石拉线模——NovHeaven）将金棒加工为不同线径的产品。

5 Annealing Improve, reform inside crystal structure, realign. regulate parameter of machine (rupture load and rate of extend)

退火 （通过不同的温度与速度——NovHeaven）改变金属内部原子分布结构，以改变产品的机械特性如延展性、断裂强度等。

6 Spooling Finally spooling basis to different demand of customer (Different spool and length)

绕线 按照客户要求将金线再次卷成不同的规格。

7 Inspection Inspect standard of finish product bonding wires

视检 对最终产品进行视检以排除不良品。

8 Packaging Airproof and Label, placement by level

包装 密封并贴上标签

9 Delivery Certificate of quality

运输 并出具质量证明给客户

评价金线的主要参数：

Breaking Load（拉断强度）

Elongation（延长率）

以上两项参数测试方法：

选取固定长度金线，将两头固定，以稳定的速度对其进行拉扯，读取其被拉断时延展的长度以及被拉断时所施加的力度。

评价键合能力的主要参数（Bond Test）：

WirePullTesting(拉线测试)

BondShearTesting(剪切测试)

废料处理：

半导体键合用金线在加工过程中会使用大量有机物、强酸等原料，且其本身为重金属材料，加工过程中产生的废料需由专业的化学品处理机构来处理，不得擅自处理。加工企业需应通过ISO-14001的环保标准。
