D: Appl.Phys.28 463 (1995). 二,存储器用铁电薄膜和下一代MOSFET用高介电栅介质材料的研究 铁电存储器具有非挥发,可快速读写,能耗低和集成度高等优点,在智能卡,移动通讯和计算机中有广阔的应用前景。PZT和SBT是主要候选铁电薄膜材料.PZT待解决的主要问题是延长疲劳寿命,SBT待解决的主要问题是增大极化和与半导体工艺的兼容.我领导的课题组利用导电氧化物过渡层成功控制PZT膜的织构,减少九十度畴界,将疲劳寿命提高到百亿次,居国际领先地位。三度在Appl.Phys.Lett.发表论文。我们受摩托罗拉公司委托,系统地研究了微结构,应力和钝化处理对SBT膜性质的影响,所获大量数据受到委托方高度评价,相关工作获2003年教育部提名国家科学技术奖自然科学一等奖。 我们受摩托罗拉公司委托开展了下一代MOSFET用高介电栅介质材料的研究,此材料对几年后MOSFET按摩尔定律继续提高集成度有重要意义。我们分别采用PLD和MOCVD方法合成制备了可在摄氏八百度下保持稳定,制备工艺与现C-MOS工艺兼容的非晶态LAO和LAON两种材料,同时制成了等效于一纳米二氧化硅的超薄栅电介质膜。为此摩托罗拉公司副总裁莫甘伯博士于2002.6.25在北京举行新闻发布会宣布这一消息。国内外多家媒体作了报道。 主要论文: Appl.Phys.Lett. 75 3698(1999); Appl.Phys.Lett. 75 3396(1999); J.Appl. Phys. 88 5941 (2000); J.Appl.Phys. 16 1325(2001); Appl.Phys.A 74 665 (2002). 三, 钛铝(TiAl)等金属间化合物结构与缺陷的高分辨率显微研究 金属间化合物,特别是金属铝化物具有很高的比强度和良好的高温力学性能。是一类新型高温结构材料。我最早利用可在原子水平进行观察和化学分析的原子探针场离子显微术研究了钛铝等金属间化合物的结构与缺陷。首次报道了TiAl相中反位原子,超位错和两种新孪晶结构的存在,发现加入铬可以降低TiAl的层错能并借助高分辨电镜测定扩展位错宽度估算了层错能的数值,利用电镜样品原位拉伸实验证明了机械孪生是TiAl范性变形的重要机制。这些工作多次被引用,相关工作获1995年国家教委科技进步二等奖。 。 主要论文: Phil.Mag.Lett. 64 117 (1991); Scripta Met.& Mater.33 627 (1995) ; Phys. Lett.A 196 125 (1994); Mater.Lett.25 (1995). 四,合金扩散相变早期相变动力学的研究 合金扩散相变不仅是重要的科学问题, 而且是获得具有特定微观结构与性质材料的重要手段.扩散相变有两类相变机制,即成核生长和失稳分解.受分析手段分辨率的限制,在一段时间内这方面的实验研究进展缓慢。我在八十年代初开始较早利用具有原子级分辨率的原子探针研究这一问题.系统地分析了镍铍合金, 镍铜铝合金和Elinvar合金沉淀相成核,长大和粗化的过程, 得到了核心的形貌照片并测定了其成分,验证了Lifshitz-Slyozov-Wagner粗化理论。首次报道了镍铍合金中片状沉淀相核心与母相的取向关系和界面结构,分析了界面能各向异性及弹性畸变能对沉淀相核心形态的影响, 发现并报道了细小沉淀颗粒在电子束辐照下“反冲溶解”的现象。 主要论文: J.de Physique Colloq,C6,441(1984); Z.
